In this paper, a large signal table-based model forSiC MESFET is presented. A packaged commerciallyavailablehigh power MESFET device (CREE CRF24010)is adoptedfor the model development.The extracted bias-dependent elementsof the small signal model as well as the measured DC data are mathematically described by small modification of Angelov's formulation. Dispersion between DC and RF characteristics of the drain current is also observed and interpreted.The new model is capable to predict small signal as well as large signal performance accurately. A single stage ultra broadband 5 Wpoweramplifierhas been developed to verify the derived model.A good agreement has beenobtained between simulated and measured results.
A new, simplified empirical large-signal model for high power microwave SiC MESFFTs is presented. A generalized drain current source equation is developed, allowing close predictions of both pulsed and static IV characteristics, which vary significantly due to current dispersion. Thv drain current source is based on pulsed IV measurements and accurately predicts the gm and gds without supplemental RF current source generators as typically used in other models. The model is shown to accurately predict the output and input reflected power over an available power range of +10dBm to +36dBm for three harmonics while maintaining the ability to compute the small-signal S-parameters.

Currently, the analysis of nonlinear microwave networks is a topic of much research effort and has produced many efficient and useful algorithms. To apply these algorithms, it is necessary to use an efficient model for each nonlinear device used. The modeling of MESFE'Ps has been dealt with quite extensively in recent years, including a continuous effort by the author. In a recent publication, an efficient analytical model was presented. In the present paper, an improved model is described. The new model is basically the same as the previous one, except that a better expression is used for the conduction current calculation. The accuracy and applicability of the model are demonstrated by a set of simulation results and by comparison to measurement.

An empirical large-signal model for high-power microwave silicon-carbide MESFETs capable of predicting self-heating thermal behavior is presented. A generalized drain-current equation based on pulsed-gate IV characteristics measuring up to 2 A and 58 V is presented along with its dependence on temperature. A thermal subcircuit with a nonlinear thermal resistance characterized by a dc method is used to model the temperature behavior of the device. The effect of substrate trapping is modeled as a gate-source voltage correction. The complete drain-current model accurately predicts pulsed-gate and pulsed-gate-and-drain IV characteristics for various quiescent biases, as well as static IV characteristics. The complete large-signal model is shown to accurately predict -parameters, large-signal output, and input reflected power across biases and frequencies, and third-order intermodulation products.

It can be shown that a hyperbolic frequency-modulated waveform is Doppler-invariant only when the Doppler factor is a constant number, i.e., the target has a constant velocity and along the direction from the radar to the target. If the target moves in an arbitrary direction, the degradation of the pulse compression caused by the mismatch between the reflected signal and the matched filter may still exist. In this paper, we demonstrate that the Doppler effect caused by the moving target in an arbitrary direction can be approximated by a target with an initial velocity and a constant acceleration along the direction from the radar to the target, which results in a frequency shift in the reflected waveform. Therefore, a bank of matched filters with preselected values of frequency shifts can be utilized to compensate for the Doppler effect. Numerical examples, with target moving in an arbitrary direction, are presented to illustrate this effect, which has been successfully compensated by shifting the frequency response of the matched filter.

Faba bean, Vicia faba, is one of the main popular legume crops in the world. Their seeds are rich sources of proteins, carbohydrates, minerals, and vitamins for human food and animal consumption. For these reasons, improving and increasing the cultivated area of faba beans are essentially needed to achieve self-sufficiency. Therefore, this study is focused on the diversity of harmful and beneficial insects on this crop in Assiut Governorate, Upper Egypt. The Survey of harmful and beneficial insects on faba bean crop registered 44 insect species (21 pests, 4 parasitoids, 11 predators, and 8 pollinators and visitors) belonging to 9 orders and 27 families. The most common pest species were green leafhopper, Empoasca decipiens (42.28%), followed by bean fly, Ophiomyia phaseoli (17.16%); American serpentine leaf miner, Liriomyza trifolii (16.45%); sugar beet fly, Pegomya mixta (9.20%); campyloma bug, Campylomma sp. (7.61%); and bean seed fly, Delia sp. (3.17%). Besides, four native parasitoid species were recorded (Chelonus sp., Opius nitidulator, Dirhinus excavatus, and Trichogramma sp.). The most abundant and predominant predators’ species during the season were the eleven-spotted ladybird beetles, Coccinella undecimpunctata (44.27%) and Scymnusnubilus (35.5%). While, minute pirate bug, Orius insidiosus (6.51%) and common green lacewing, Chrysoperla carnea (5.52%) were found in a moderate dominant. Moreover, honeybees, Apis mellifera were the main pollinators of this vital crop that was observed in high numbers through the growing season. Ultimately, this study will be essential for developing and improving the control technique of common insects in faba bean fields.
