A feature of this ISC is the regulation and filtering of the amplitude of the constant component in the amplified signal from the diode photosensitive element in the wave range of 400 - 1040 nm. Computer simulation of the functioning of the device was carried out, the constituent components were determined and their parametric optimization was carried out. The results of experimental studies and computer modeling agree well, which confirms the correct functioning of the proposed signal converter from photosensitive elements. The developed ISC is suitable for creating real devices, both on the basis of discrete components and in an integrated design, as an element of se...

Thermoelectric solar panels converts the heat generated by sun directly to electricity; while, photovoltaic solar pales converts photonic energy from sun to electricity. In both types, maximum power can be obtained when the load resistance is equal to internal resistance. According to experimental results, power generated from unit surface with thermoelectric panel is 30 times greater than the power generated by photovoltaic panel. From a panel surface of 1 m 2 , thermoelectric solar panel has generated 4 kW electric power, while from the same surface, photovoltaic panel has generated 132 W only.

Being based on the density functional theory (DFT), computer simulation of the surface effect on ... more Being based on the density functional theory (DFT), computer simulation of the surface effect on thermodynamic parameters of lead selenide (PbSe) has been performed in this work. Applying the thermodynamic approach, the choice of model for the plane PbSe [200] preferred orientations has been justified, which indicates domination of the energy of surface states, while minimization of interface energy and deformation are less important in overall changing the free energy. The thermodynamic parameters for the surface of crystals and their temperature dependences in the framework of DFT method and using the hybrid functional B3LYP have been calculated, namely: energy ∆E, enthalpy ∆H, Gibbs' free energy ∆G, isobaric heat capacities C P and isovolume heat capacities C V , entropy ∆S. The analytical expressions of temperature dependences for these thermodynamic parameters approximated using quantum-chemical calculation data have been obtained. The analysis of temperature dependences for the heat capacity corresponds to the experimental data and the Djulong-Pti law.

The atomic force microscopy and the image processing techniques and testing of statistical hypotheses were used. The influence of technological factors on statistics of the surface crystallite size and their correlation to each other was analyzed.

The electrophysical properties of polycrystalline doped semiconductor thin films PbTe: Sb deposit... more The electrophysical properties of polycrystalline doped semiconductor thin films PbTe: Sb deposited on mica and sital (glass based ceramic) substrates are considered. The thickness dependences of carrier mobility, of Hall coefficient and of Seebeck coefficient, and the correlations between these parameters for films deposited on different substrate materials were studied. The peculiarities of growth of thin films and their structural parameters are analyzed taking into account the features of the 'substrate-film' boundary section.
The influence of technological factors of thin film deposition by the method of open evaporation ... more The influence of technological factors of thin film deposition by the method of open evaporation in vacuum on the realization of charge carrier scattering processes is investigated. The contribution to the transport phenomena of carrier scattering for PbTe:Bi films deposited on the muscovite mica and glass ceramic (sitall) (0001) substrates are determined. In particular, the surface-bound carriers (Fuchs and Sondheimer theory) and grain boundaries (Meijdes and Shatskis theory) are analyzed. The choice of the type of substrate material and the temperature modes of the deposition changed the structure of the film surface and, accordingly, the values of thermoelectric parameters of the initial material. In particular, the selection of experimental modes allows manipulating the grain size and the thickness of the film. Glass ceramic (sitall) substrates contribute to a significantly smaller grain size compared with the use of mica substrates. It is shown that the effects of grain boundaries scattering are dominant for all films. The surface effects are only significant for sufficiently thin films the thickness of which is commensurate with the mean free path of charge carriers. Bibl. 46, Fig. 3, Table 3.

The surface of films was investigated by AFM analysis. Applying the two-dimensional discrete Fourier transform and autocorrelation function, for the first time the patterns of the structure of the surface of cadmium telluride thin films formed during the vapor phase of condensation are studied. A periodic object grid is discovered. The grid period is related to the mismatch between lattice parameters of substrate and condensate.

The investigation of their microstructure properties is an important issue, that can effectively modify their electronic and thermal transport properties. In this work, we show the experimental dependences of the Pb1-xSnxTe component distribution, which were identified as periodic nanostructures with an amplitude of λ ≈ 50-500 nm. The observed periodicity is explained by the generation and recombination of point defects due to diffusion processes during the synthesis, sintering, and annealing of samples. A model describing the formation of such inhomogeneities in Pb1-xSnxTe ternary alloys during isothermal annealing is proposed.

Contact-free measurement of the in-plane thermal diffusivity is performed by the excitation of surface transient gratings and it is shown that the developed doping technology leads to a noticeable decrease in this heattransfer parameter when compared with undoped PbTe.

X-ray diffraction analysis confirms the rock salt structure with the (100) preferred growing direction for the investigated films. The formation of films on an amorphous glass substrate occurs by two consecutive growth mechanisms. The Volmer-Weber mechanism is the initial mechanism, and it gradually changes with the Frank-van der Merve mechanism. On the polycrystalline silicon substrate, the Volmer-Weber growth mechanism is dominant. Surface formations are oriented and needle-like. A complex of thermodynamic parameters: the enthalpy of formation, entropy, Gibbs free energy, and heat capacity were calculated using the estimated crystallographic data. This work brings light on the fabrication process of single-phase Pb 0.9 Cd 0.1 Te:Pb (3 at.%) thin films with a high-quality surface using the low-cost and simple vacuum evaporation method.
